    This letter demonstrates the design and experimental verification of a very low-power consuming, polarization-independent, and high- speed polymer Mach-Zehnder 2 X 2 photonic switch. This thermooptic switch operated with less than 4 mW of power consumption via a small-area heater. This device is, to the author's best knowledge, the most efficient and practical polymer photonic switch operating with polarization independence and low crosstalk of less than 25 dB.

    This letter demonstrates a compact, very low power consumption, and low crosstalk multimode interference coupler-based polymer thermooptic photonic switch. The fabricated thin-film small-area heater confirmed the simulation results with operating power consumption as low as 8.9 mW. The switching crosstalk obtained was less than -23 dB.

    A tunable band-selection interleaver filter switch formed on a silicon-on-insulator (SOI) substrate for dense wavelength-division-multiplexing (DWDM) system was fabricated, and its fundamental performances were experimentally demonstrated. The device consists of monolithic integration of a Michelson interferometer (MI) structure with two arm-waveguides with different lengths, appropriately designed for ITU-grid separation, a phase-modulation electrode on one arm and tunable wideband Bragg gratings reflectors. An SOI rib waveguide structure with a medium mode size was adopted for low loss and easy fabrication. A bandwidth of the grating, formed by electron beam (EB) lithography and deep reactive-ion etching (Deep-RIE), was rather large of 4 nm at -10 dB transmission level, from which a large coupling coefficient of the Bragg grating of 105 cm(-1) was evaluated. A large tuning range of the Bragg grating of 17 nm was obtained. An extinction ratio of the interleaver filter was about 18 dB, and the interleaving switching was also attained with an applied electric power of 50 mW and a switching speed of about 1 ms.

    A largely-tunable wideband Bragg grating on a silicon-on-insulator (SOT) rib waveguide loaded with Au/Cr heater is presented. A deep first-order Bragg grating with smooth etched side wall has been successfully etched by deep reactive-ion etching (deep-RIE). As a result, a wide bandwidth of about 4 nm at - 10 dB transmission-level was obtained with a tuning range of about 18 nm using the thermo-optic effect.

    Using the newly developed time-dependent transfer matrix method with nonlinear effects, we analyzed the characteristics of cross-phase modulation (XPM), cross-gain modulation and gain recovery time of a semiconductor optical amplifier (SOA) with an assist light injection, which is introduced to speed up the gain recovery of the SOA. Particularly for the application to high-speed wavelength converters using XPM with an interferometer structure where pi-phase change is required, various parameters such as SOA lengths, wavelengths and powers of injected lights, and their propagation directions are designed via numerical simulation. Discussions concerning the conditions of an SOA structure and the parameters of injected lights for high-speed operation are described to show the potential of fast gain recovery with a response time as low as 25 ps.

    In this paper we analyze the characteristics of tapered multimode interference (MMI)-based coherent lightwave combiners, and theoretically confirm that the stable and clear multimode interference images exist in the tapered MMI combiners. We present the output characteristics of 2 x 1 tapered MMI-based coherent lightwave combiners under various structures, which are useful to optimally design the combiners. In order to extend the combiner to a multi-port (N x 1, N > 2) configuration, a new structure with the border shapes of two tangent arcs is proposed, by which we show an output power imbalance of about 0.5 dB between different input ports of an 8 x 1 tapered coherent lightwave combiner. Due to the advantages of no end-facet reflection, easy extension to a multi-port configuration, high tolerance for fabrication errors and a compact size, the tapered MMI structure is a good candidate as a coherent lightwave combiner used in large-scale photonic integrated circuits.

    In order to realize low-power consumption polymer three-dimensional (3D) switching circuits and develop related polymer functional devices, first we solved the issues of cracking due to multi-layer stacking of different kinds of polymers and deformation of waveguide shapes by optimizing the fabrication process. On the basis of these results, 4x4 configuration 3D optical switches were realized. Operation with rather low-power consumption, almost polarization independence and wide-wavelength range of 1530 to 1610nm was experimentally realized, showing the possibility to effectiveness of polymer waveguides to low-power consumption 3D optical switching circuits. At the same time, as the extension of polymer waveguide technologies to functional optical devices, an optical ring-resonator filter integrated with semiconductor optical devices and a waveguide-type Kretschmann surface plasmon resonant sensor were realized and clarified the wide effectiveness of polymer waveguide devices

    Active compensation of the substrate temperature during the MBE growth of wide bandgap II-VI alloy materials were further applied for various complicated structures, namely superlattices, and delta-doping structures.
    Different from conventional III-V compound semiconductors such as GaAs, the materials property is significantly affected by the substrate temperature. II-VI wide bandgap compounds were usually grown under lower temperatures than Ga As and related materials, perturbation of the substrate temperature during the growth would cause the deterioration of the film quality of the epitaxial layer. In this research project, heater was introduced to the MBE chamber at the location of source material cells. The substrate temperature perturbation would take place when the cell shutter was opened so that the molecular beam would be introduced toward the substrate since the heat irradiation from the hot cell would take place. The additional heater was to cancel the heat irradiation from the source material cell when those shutters were closed.
    High quality ternary compound of ZnMgCdS layers were previously grown using this active compensation technique. This technique was also applied for the growth of superlattice structures, namely ZnMgS/ZnCdS, and ZnSe/MgCdS. Uniform layers structure was confirmed by TEM measurement and narrower X-ray diffraction FWHM were obtained by introducing the active compensation technique. This technique was further introduced for the growth of ZnTe homoepitaxial layer where complicated shutter sequence was introduced to form the delta co-doping structure. The PL properties were improved by using this active compensation technique.
    This active compensation of the substrate is a powerful tool to obtain the high quality II-VI epitaxial layers by MBE.

    The purpose of this research project is to develop practical fabrication method of large-area periodic structures for photonic crystals(PC) with high throughput, in order to avoid the intrinsic drawback of electron-beam exposure, and apply the PCs to actual photonic devices. As a result, we established the fabrication method of uniform two-dimensional(2D) periodic structure with periods of 250-500nm in a large area of 40mm diameter by using interference exposure method. Moreover, not only 2D but 3D PCs were fabricated on this 2D periodic structures, and optically-pumped semiconductor laser was fabricated using these multi-dimensional periodic structures to realizes pulsed laser oscillation caused by distributed feedback mode. Precise achieved results are described below.1) High-throughput fabrication method of homogeneous 2D PC in elliptical large area of 30×4Omm was developed using multi interference exposure method.2) Large coupling coefficient of about 100cm^<-1> of the period structures was achieved by employing Ar-ion milling, shape unification by HF-etching, and RIE with C1_2 gas.3) Enhancement of emission efficiency in the surface direction by as large as twice. was obtained using surface 2D grating.4) Optically-pumped pulsed oscillation was realized for the InAlGaAs/InAlAs multi-quantum well(MQW) structure with InqaAsP/InP 32-paired distributed Bragg reflector(DBR) under the MQW and surface 2D PC on it.5) Wavelength tuning of the lasing mode was attained by about 2nm rotating the optical pumping direction relative to the PC axis.6) Reflection characteristics of InGaAsP/InP DBR and a-Si/SiO_2 3D PC were analyzed by using Rigorous Coupled Wave Analysis(RCWA). It is found that in the former structure there is no-reflection wavelength range, and in the latter perfect photonic bandgap is obtained with wide wavelength range of about 1000nm.These results achieved through this whole research project contain almost all which was settled as objectives, and we clarified the effectiveness of the interference exposure method the PC semiconductor laser fabricated based on this technology

    For the application to advanced wavelength-division multiplexing systems, this project was carried out to propose and realize the novel multi-mode or multi-waveguide photonic devices, which were expected for new functions as well as compactness, through the analyses and experiments. The main results during the two-year term are as follows :1) Multi-mode interference (MMI) photonic switches (MIPS) were proposed. The analyses suggest that an MIPS is capable to show good characteristics for a low cross-talk of -20dB or less and so on with a device length of about 50mum. Actually the devices were fabricated, and fundamental photonic switching was demonstrated. It was also confirmed that the MIPS could operate in versatile functions such as switching and distributing of the light for the same device. 2) Multi-mode interference wavelength converters (MIWC) were proposed, which have the advantage of a simple device structure without additional components to separate a signal and a converted lights. Fabrication process was investigated, and cross-gain modulation characteristics which was a necessary effect to show wavelength conversion was experimentally confirmed. These results shows the potential of the active MMI for effective wavelength converters. 3) As for the narrow-band optical add-drop multiplexer, the theoretical investigations clarified that low side-lob characteristics with about -30dB suppression ratio can be attained by introducing appropriate density-modulated grating. 4) Quite a compact arrayed waveguide with multiple reflection structure was invented, and fundamental theoretical and experimental investigations clarified its effectiveness. 5) Laser diodes integrated with a multi-mode interference waveguide (MILD) were proposed, and narrow beam characteristics suitable for easy coupling to a single mode fiber was demonstrated theoretically with as low as -4dB coupling loss.Through this project, multi-mode and multi-waveguide devices were shown to be quite effective for high-performance versatile photonic switching, and further research is planned to undergo for realization of practical devices and system evaluation

  • ナノクリスタルドープ光導波路及び次世代フォトニックデバイスへの適用

    二重管式同軸線路型マイクロ波プラズマ化学気相堆積(MPCVD)装置を用いてシリコンナノクリスタル(Si-nc)を作製し、作成条件と作成されたSi-ncによる発光特性との関係について評価を行った。さらにSiナノクリスタルの生成にイオン衝撃が関係していると考えられるが、生成過程を解析することによりこれを明らかにした。さらに、Siナノクリスタルの数を計算することにより、解析の妥当性も明らかにした。他方、新たなシリコン系光機能材料を目指してa-Si : HとSi_3N_4からなる多層膜を作製し膜質を評価した。作製した多層膜の光学的エネルギーバンドギャップの理論曲線と実験値はよく一致しており、良質な多層膜が作製でき、これをスラブ導波路に加工した。その結果TMモードを透過し、TEモードをカットするという特性を、本スラブ導波路に光を照射し、a-si : H層を光ポンピングすることにより、導波路の伝搬特性が変化することを見い出している。基板上に高密度に精密配列制御された高品質化合物半導体ナノクリスタルの作成を目標とし基礎的な検討を行った。GaAs基板上に電子ビーム露光(EBX)法により直径約300nm、深さ約20nmナノオーダーのディップ形成条件を把握し、その上にInAsを分子線エピタキシャル(MBE)法により成長を行った。その結果ディップ沿ってリング状に位置制御された高さ約25nmのナノクリスタルを得ることができ、室温におけるPLを確認した。また積層化のための技術的知見が得られた。他方、上記半導体ナノクリスタルが適用される光機能デバイスとして、半導体光増幅器を利用した多モード干渉型波長変換デバイスの基本動作や光スイッチの高性能動作を達成し、光機能デバイス応用のための技術的な課題を解決した

    波長多重フォトニックデバイスとして、引き続き高速半導体光スイッチ及び高効率波長変換素子の高性能化に関して検討を行った。高速半導体光スイッチとして、部分屈折率変調多モード干渉導波路型光スイッチ(MIPS-P)の気相エッチングによる作製プロセスの精密制御化を試み、無変調時にも-19dBの低いクロストークが得られるようになった。また高効率屈折率変化のために不可欠な電流閉じ込め向上の観点から、横方向にはプロトン打ち込み構造について作製条件の最適化を図ると共に、薄クラッド層の採用によりInGaAsP/InPにおいてスイッチングを達成した。層厚方向についてはヘテロ障壁の大きなAIGaInAs/AIInAsを採用し、まずリッジ深さの制御を通して多モード干渉導波路の構造設計化を図ると共に、実際に無変調/変調いずれの場合も-10dB以下のクロストークでスイッチングを達成することができ、AIGaInAsの有効性を示した。他方、波長変換素子として、多モード干渉結合器(MMIC)と半導体光増幅器(SOA)を集積したマイケルソン干渉計型素子(MIWC-MMIC)について検討を進め、SOAと導波路の集積構造の結晶成長における作製条件を把握した。また、MMICの分岐比や端面反射率などの構造パラメータの特性に与える影響を解析により検討し、それらの許容度を明らかにした。また伝搬マトリクス法によるSOAの解析プログラムを構築し、制御光やアシスト光の入射方向や波長依存性などの構造・動作パラメータに関する指針を明らかにし、SOA単体で約25psの高速化が達成可能であることや、マイケルソン型がマッハツェンダー型干渉計より10Gb/sにおいて良好なアイパターンが得られ、高速動作が可能であることなどを明らかにした

  • 高速半導体光スイッチとその応用

    本研究期間では、当研究室で提案、開発してきた半導体高速光スイッチである部分屈折率変調多モード干渉導波路型光スイッチ(MIPS-P)について、これまでに実際に電流パルス変調により数ナノ秒の高速応答を確認してきたが、過渡応答に不用な振動成分や遅い成分があることが問題であった。これを解決することが今後の展開に必要不可欠であったことから、まずその原因について理論的に検討し、注入キャリアの変調領域からの拡散広がりによるものであることを明らかにした。その考察を元に、キャリア拡散を抑圧すべく電流狭窄構造の機能に加えて、位相変調をより確実に行う素子構造としてマッハツェンダ型多モード干渉導波路型光スイッチ(MIPS-MZI)について、基本特性を解析により明らかにした。その結果、同時に素子サイズも70%位のコンパクト化が可能となり、そして-30dB以下の低クロストークスイッチングをより低い電流で達成可能であることを分かった。現在素子作製を進めている。他方、低コストで高機能な光プラットフォームを目指して、シリコン導波路を用いた超高密度波長多重システムに対応したチューナブルバンド選択インターリーバスイッチを開発した。まず周期約230nm、深さ約1μm位の高品質シリコン導波路ブラッググレーティングを電子ビーム露光とDeep-RIE及びICP-RIEを駆使して作製する技術を確立した。さらにやはり研究室で提案した中モードサイズ導波路を用いて、マイケルソン干渉計に上記ブラッグ回折格子を装荷し、また位相調整電極を形成したデバイスを作製し、実際にITUに準拠した波長間隔0.8nm、選択バンド幅4nm、波長可変幅2nmで、選択波長群を間欠的にスイッチング可能なチューナブルインターリーバスイッチを実現し、今後の低コスト高機能光LAN用光デバイスの有効性を明らかにした。現在3件論文投稿準備中である

    InAIGaAs/InAIAs高速半導体光スイッチについて、これまでに低電流動作が得られたマッハ・ツェンダ干渉計構造において実用上重要な偏光無依存動作の実現にまず取り組んだ。偏光依存性の原因の解明により、MM導波路はハイメサ構造、屈折率変調領域はミドルメサ構造というハイブリッド構造を採用することとし、また同時に導波路は完全単一導波路化とした結果、偏光無依存で-20dB以下の低クロストーク、約5mAの低スイッチング電流、数nsの高速動作という高性能なデバイスを実現した。これらの成果をIEEE Photonics Technology Letters誌に投稿した。偏光無依存動作の実現に時間を要し、10Gb/sでの誤り率測定及び4×4の多ポート化を実現することが出来なかったが、現在鋭意検討を進めている。また高速光スイッチと光ファイバ遅延線を用いた光バッファについて、まず低損失動作のためのスポットサイズコンバータ(SSC)の検討を行い、InP系光スイッチ上に高屈折材料であるが熱膨張係数の異なるSi膜をスパッタ堆積するためにGeをドープすることによりクラックのない良好な膜が形成出来ることを明らかにし、現在SSGへの適用を検討している。光パケットスイッチングでのインターコネクション用低コスト汎用光スイッチとしてポリマーを用いた熱光学(TO)効果変調マッハ・ツェンダ干渉計型光スイッチを作製し、導波路構造や電極構造などの最適化により、最小の3.5mWという低消費電力動作を実現すると共に、約100μsというTO効果用いたポリマー光スイッチとしては実用的な構造対して高速なスイッチング動作を実現した。また波長選択光スイッチング動作に適用可能なポリマー光フィルタ用回折格子付導波路を、量産性に向いたナノインプリント法で作製し、初期的な特性を得た

  • ポリマー多次元光スイッチングインターコネクション集積デバイスの開発

    　ポリマー光スイッチの低消費電力動作を実現すべく、電極材料及び熱の閉じ込めためのトレンチの導入の検討を行った。電極についてはヒータ温度上昇率の点で検討を行い、ポリマーとの密着性も考慮した電極材料を採用し、3次元4x4光スイッチにおいて約５ｍWの動作を実現した。他方、トレンチの効果について2次元2x2光スイッチで検討を行い、約5mWの低消費電力動作を確認した。またポリマー導波路の3次元光接続用水平方向垂直光方向光軸変換用として、斜め反射面の形成を試みた。ポリマー露光時に紫外光の斜め入射により実現し、その有効性を実証した。ポリマー介在層を用いたシリコン基板上チップ接合技術を概ね確立した。

  • ポリマー多次元光スイッチングインターコネクション集積デバイスの開発

    LSI内のグローバル配線や積層LSI間の光インターコネクション用として、３次元ポリマー光スイッチを開発した。ポリマーとしてSU-8とPMGIを用いて、２層導波路内に複数のマッハツェンダ型光スイッチと、その層間を方向性結合器または多モード干渉導波路で接続した全体で5層構造構造からなる。熱膨張係数の異なる２種類のポリマーにおいて、積層時の歪みやクラックの発生を防止すべく、各層ごとにステップ型の徐熱・徐冷のベーキングを行い、３次元４x４ポート光スイッチを実現した。スイッチング電力は熱拡散及び熱干渉により約18mWと高いが、低偏光依存で1530〜1610nmの広波長域での特性などを達成した。

  • 光ネットワーク用超低消費電力高速多チャンネル光スイッチの開発

    　View Summary

    これまで我々が作製してきたハイブリッド構造を有するInAlGaAs マッハ・ツェンダ型光スイッチ(MZ-OS)は偏光・波長依存性、消費電力、スイッチング速度の観点から光パケットスイッチング(OPS)実現に資する特性を有していると考えられる。しかしながら入出力ポートが2x2と小規模であり、実用のためにはこれを拡張する必要があった。そこで我々は従来のハイブリッド構造を有するMZ-OSをカスケード接続する事で4x4 ポートのポート数拡大の検討を行った。素子作製方法は、用いたマスクパターンの違い以外は、上記の2x2光スイッチと同じである。2x2のMZ-OSを単位スイッチとしてこれを3段にカスケード接続した構成となっており、得られた素子のチップサイズはおよそ0.8 mm x 5 mmであり、従来報告の同様のポート規模の強誘電体のスイッチと比較するとオーダーで小さく、化合物半導体を用いたスイッチにおいてもサイズの小さな部類に属すると考えられる。作製素子は、一部の出力ポートを除いて入力光の偏光に関係なく20dB以上の消光比のスイッチング動作を示し、スイッチング電流も約6mAと低電流であった。また、挿入損失は20dB程度であり大きな値ではあったが、単体の2 x 2スイッチにおける挿入損失と比較して大きな増加がなかった事から単位スイッチ間における結合損失など、カスケード接続に由来する超過損失は大きくない可能性が見出された。同様に本結果は、素子の挿入損失の主な原因がファイバと素子端面における結合損失である事を示唆している。本実験結果より、OPSに対応可能な高速、低消費電力、低偏光依存なMZ-OSのポート数拡張性に対して、これを単位スイッ素としたカスケード接続の有用性が示された。また、今回の素子では、実は導波路の欠損などにより全ルートの光接続は達成しておらず、両端で接続されたのは２ルートに止まっている。多ポートになるほど素子サイズは大きく複雑になることから、素子作製行程中での光導波部分での１箇所での欠損でも大きな致命傷になるため、格段の注意を要することが認識された。さらに、上述のように光スイッチ単体の特性向上と同時に、多ポート化への展開のためには、作製プロセスの高精度化と大面積高均一化が不可欠である。そこで、高精度半導体プロセスを活用することとした。そのために、まず通常のミドルメサで導波路を形成した場合のスイッチ規模とサイズについて算出した。その結果、16x16ノンブロック構成が１インチサイズ以内で収まること、また全ハイメサ構造では１インチサイズでは32x32ノンブロックスイッチマトリクスが可能であることなどが分かった。現状の素子特性を鑑みた現実的な目標設定として最大で8x8規模のノンブロック光スイッチマトリクスの作製を想定し、そのために素子レイアウトの最適化及びマスク設計を行った。

  • 高度光ネットワーク用全光再生及び光機能接合集積デバイスの開発

    化合物半導体及びポリマー材料を用いて、それぞれハイエンド向けの光パケットスイッチング用高速光スイッチ、ローエンド向けの加入者系／インターコネクション用光スイッチについて、一層の低消費電力動作及び、実用に向けての課題の解決の観点から検討を行った。化合物半導体においては、InAlGaAsマッハツェンダ（MZ）干渉計型光スイッチについて、実用上克服が不可欠な偏光無依存動作について、低クロストーク化のために優れた干渉効果を示すハイメサ導波路による多モード干渉（MMI）カプラを、そして電流注入時に偏光無依存な位相変調が可能なミドルメサ導波路による移相領域を組み合わせたハイブリッド導波路構造を考案し、5mAという低電流動作（消費電力として約6mW）でかつ目的に偏光依存性が極めて低いナノ秒のスイッチング動作を実現し、考案した構造の有効性を実証することが出来た。また動作波長も約30nmと光増幅器の1バンドをほぼカバーする特性が得られた。他方、ポリマーにおいては、熱特性の優れたSU-8をコア、PMGIをクラッド層に用いたMZ型光スイッチにより、導波路構造や電極位置の最適化により、これまでよりもさらに低い3.5mWというポリマーによる熱光学効果（TO）光スイッチでは最少の低消費電力を完全偏光無為損で実現した。また、同時にスイッチング時間もTO型ではかなり低い約100マイクロ秒の高速動作や初期的な安定動作も確認し、ポリマーTO光スイッチが実用的であることを示した。また製造コストの低減が可能なインプリント技術をポリマーデバイスに適用すべく、サブミクロンの回折格子を有する導波路型光フィルターを作製、基本特性を実証し、ナノインプリントのポリマー光デバイスへの適用性を示した。

    化合物半導体、ポリマー、そしてシリコンの材料を用いて、それぞれハイエンド向けの光パケットスイッチング用高速光スイッチ、ローエンド向けの加入者系／インターコネクション用光スイッチ、そして、汎用光プラットフォーム向けとして機能波長フィルタの検討を行った。共通するキーワードは環境を考慮した低消費電力と高機能動作である。まず化合物半導体では、キャリア閉じ込めに優れていることから低電流動作が期待できるInAlGaAsを用いてマッハツェンダ（MZ）干渉計型により、3.5mAというこれまでにない低電流動作（消費電力として約4mW）を達成した。同時にキャリア注入特有の数ナノ秒という高速な光スイッチング動作を-20dB以下の低クロストークで実現した。このことにより、InAlGaAs MZ光スイッチの有効性を実証した。また化合物半導体光スイッチとして、屈折率変調機構を有するアレー導波路とスリットを導入した多モード干渉導波路カップラを用いることにより、これまでにない短い素子長での機能光スイッチが実現可能であることを提案し、解析によりその基本特性を示した。他方、ポリマーにおいては、熱特性の優れたSU-8をコア、PMGIをクラッド層に用い、やはり光スイッチとして優れた基本特性が期待できるMZ型を用いて、そして導波路としてクラッド層で埋め込んだ矩形のチャンネル導波路構造により完全偏光無依存により6mWの低消費電力動作を実現した。クロストークも-20dB以下であった。そして、シリコンにおいては、SOI基板を用いて、低損失特性に優れた中モード型導波路において、アーム導波路を最適にずらしたマイケルソン干渉計構造に回折格子による反射器、そして導波路や反射器に熱光学効果を用いた屈折率変調領域を導入することにより、波長可変バンド選択インターリーバ波長選択光スイッチを実現した。バンド幅として約4チャンネル分の3nm、チャンネル間隔が100GHzの0.8nmで、波長可変量として6nmで、偶・奇チャンネル間のスイッチング動作を実現し、転送効率の向上した波長多重通信への適用が期待される。

  • 光パケットスイッチング用高速高機能半導体光デバイスの開発

    インターネットの進展に対応して望まれている次世代フォトニックネットワークの構築に対応すべく、基幹ネットワーク系における光パケットスイッチング用高速光スイッチの特性向上の検討及び広帯域LAN／アクセス系用高機能光デバイス開発を行った。　前者として、当研究室で提案、開発してきた半導体高速光スイッチである部分屈折率変調多モード干渉導波路型光スイッチ（MIPS-P）について、これまでに実際に電流パルス変調により数ナノ秒の高速応答を確認してきたが、過渡応答に不用な振動成分や遅い成分があることが問題であった。そこで、一層の高速化を図るべく、その原因について理論的に検討し、注入キャリアの変調領域からの拡散によるものであることを明らかにした。その考察を元に、キャリア拡散を抑圧すべく電流狭窄構造の機能に加えて、位相変調を寄り確実に行う素子構造としてマッハツェンダ型多モード干渉導波路型光スイッチ（MIPS-MZI）を新たに提案し、基本特性を解析により明らかにした。その結果、同時に素子サイズの低減化も可能となり、従来のMIPS-Pより70%位の素子長で、 -30dB以下の低クロストークをより低い電流で光スイッチングを達成可能であることを分かった。現在素子作製に向けて準備を進めている。　他方、後者として、低コストで高機能な光デバイスを作製することが可能なシリコン導波路を用い、超高密度波長多重システムに対応したチューナブルバンド選択インターリーバスイッチを開発した。まず高精度波長フィルタを実現するための高品質シリコン導波路ブラッググレーティングを電子ビーム露光とDeep-RIE及びICP-RIEを駆使して作製する技術を確立した。周期は１次回折格子に対応した約230nm、深さは約1μm位までの深さが実現できた。さらにやはり研究室で提案した中モードサイズ導波路を用いて、マイケルソン干渉系に上記ブラッグ回折格子を装荷し、また位相調整用に電極を形成した前記インターリーバを作製し、実際にITUに準拠した波長間隔0.8nm、選択バンド幅4nm、波長可変幅2nmで、選択波長群を間欠的にスイッチング可能なインターリーバスイッチを実現し、今後の低コスト高機能光LAN用光デバイスの有効性を明らかにした。

  • 光パケットスイッチング用高速半導体光スイッチングデバイス

    　インターネットを中心とした通信需要の爆発的な増大により、光ファイバ通信において超高速ネットワーク化が熱望されている。目標とされるシステムは、情報を一定のパケットに分割し、それらを高速にルーティングを行う光パケットスイッチングによる超高速フォトニックネットワークの構築であり、そのキーデバイスとしてナノ秒で動作する高速光スイッチが上げられている。本研究ではその目的にかなうデバイスとして、半導体部分屈折率変調多モード干渉導波路型光スイッチ（MIPS-P）の高性能化、高速動作の実現を目標とした。材料として、キャリアの閉じ込めに優れたInAlGaAs/InAlAsを取り上げ、これを用いたMIPS-Pに対して低クロストーク、偏光無依存のための導波路構造のエッチング深さ条件について解析を行い、0.3um程度のミドルメサとすることが有効であるなどの最適構造を明らかにした。また、ICPエッチングにより注意深く実際に素子を作製し、TEモードにおいて初期状態、変調時ともに-20dB以下の低クロストークと24mAの低電流でのスイッチングなどが実現された。他方、TMモードにおいては初期状態においてクロストークが-15dBと芳しくなかった。その原因として、多モード導波路長が最適値からずれていたと考えられた。動特性として、パルス幅20us、繰り返し周波数10MHz、バイアス0.6Vに1.4Vの振幅の電圧により部分屈折率変調領域を変調し、約4ns以下の応答時間の高速光スイッチングを実現した。その応答波形に若干の遅い応答成分があり、その原因は電流分布の不均一などによるものと推定された。これらの結果により、MIPS-Pの高速光スイッチの有効性を明らかにした。今後偏光無依存化や多モード化、広域波長動作、そしてより高速な応答特性を有する高性能化やこの高速スイッチングを活かしたデバイスへの応用を目指し、光パケットスイッチングの構築に寄与していきたい。

  • 次世代波長多重通信用マルチ導波光型光機能デバイスの高機能化・高性能化

    　インターネット及び携帯電話の爆発的な普及により、そのバックボーンである光ファイバ通信の一層の大容量化並びにネットワークの柔軟性・拡張性向上の要求が高まっている。そのような次世代高度光ネットワークを実現する上で、高密度波長多重通信方式が有望視されており、その中でキーデバイスと考えられる光スイッチや波長変換素子、さらに波長選択フィルタなどの光機能デバイスの高機能化・高性能化の検討を行った。その際、コンパクトでかつ機能性に優れたマルチ導波光エレメントである多モード干渉導波路を用いた。　まず光スイッチに関しては、これまでに提案し検討を進めてきた多モード干渉導波路の中央部分の長手方向に屈折率変調領域を設けたInGaAsP/InP多モード干渉型光スイッチ（MIPS）について、注入電流の広がり、すなわち変調領域のぼやけを低減するために上部クラッド層厚を薄くすることにより、２×２構造によりいずれのポートからの光入力においても約-10dB以下という良好なクロストーク特性を実現した。また解析により約70nmの波長範囲にわたり偏光無依存な光スイッチングが可能なことを示した。さらに多ポート化への拡張が可能な部分屈折率変調多モード干渉型光スイッチ（MIPS-P）を考案し、解析により３×３構造においてすべてポート間の低損失、低クロストークなスイッチング動作のみならず２ポートからの3dB光分岐動作という高機能性を有することを示した。また、部分屈折率変調領域を明確化するために溝構造を導入して素子を作製し、基本的なその効果を確認した。　波長変換素子については、多モード干渉導波路に波長1.5?m帯組成の活性領域を導入した２×２構造InGaAsP/InP多モード干渉光増幅器において、相互利得変調効果を利用したデバイスについて検討を行った。その結果、電流注入により約7dBの純利得並びに約23dBのオンーオフ比を得た。また約-25dBmという低パワーにより利得飽和を確認するともに、2nm離れた２波長により相互利得変調効果を達成した。これらの結果により波長変換動作の見通しが得られた。

  • 多モード干渉型高機能光スイッチングデバイスに関する研究

    （１）多モード干渉導波路型光スイッチ　多機能光スイッチングデバイスとして本研究室で提案した多モード干渉導波路型光スイッチ（Multi-mode Interference Photonic Switch : MIPS）において、本研究では導波路のどの部分を変調するかに応じて２種類のMIPS構造について、高性能化並びに高機能化の観点から理論的・実験的に検討した。第１は導波路の中央部分の屈折率を低下させるもので、広角有限差分ビーム伝搬法ならびに有限差分時間領域法により解析を行った結果、550μm程度のコンパクトな素子長で1%程度の屈折率変化により-20dB以下の低クロストーク特性や2dB以下の低挿入損失、50nm以上の広い偏光無依存波長域などの優れた特性が期待できることがわかった。また、実際にデバイスを作製し、実験的にも基本的なスイッチング特性を達成した。第２は、導波路の適当な位置の屈折率を変化させることにより３ポート以上の構造でも、任意のポートから任意の出力を得る超多機能構造であり、２×２構造においてはスイッチングと分配機能、さらに１×３構造においては任意のポートに種々の組み合わせで出力が可能という、従来では少なくとも２段構成が必要であった多ポートスイッチングを１チップで達成できるという優れた機能が実現可能なことを明らかにした。（２）多モード干渉活性導波路型波長変換素子　多モード干渉導波路は、２×２構造とするとコンパクトでありかつそれぞれ反対方向からの光入力の分離性が良いという特徴を有しており、それを活性導波路として相互利得変調効果を利用することにより、付加的な光フィルタなどが不要な構造の簡易な波長変換素子（Multi-mode Interference Wavelength Converter : MIWC）が実現可能であると考えた。活性領域と入出力アクセス導波路間の段差部で過剰な損失の原因となる不整のない良好なデバイス構造を得るための作製プロセス条件を考案した。その結果、波長変換動作に必要な相互利得変調特性を多モード干渉活性導波路で実験的に確認することができた。

  • 結合導波路型光フィルタの偏光特性に関する研究

    　本研究は、光ファイバ波長多重伝送方式におけるキーデバイスである狭帯域波長選択光フィルタの、実用上の大きな問題となっている偏光依存性を回避したデバイスの開発を目的としたものである。このため、斜め回折格子を利用した新たなデバイスの提案を行い、解析によりデバイス設計を行うと共に、実際に斜め回折格子並びにデバイスの作製を試み、以下のような成果を得た。　１．デバイスの提案：回折格子の波数ベクトル方向に対して斜めに光を入射させることにより生ずるTE-TM偏光間の結合を利用し、偏光の変換は伴うものの特定の波長のみで入射偏光に依存せず出射光を得る偏光無依存狭帯域波長選択光フィルタを考案した。また、導波路に沿って回折される出射光を高効率で単一導波路に集光させるためのマルチモード結合器を考案した。　２．解析：デバイス設計に資するために、各偏光についての回折効率の入射角依存性について、簡単のためスラブ導波路について数値計算を行った。その結果入射角を約40゜に設定することにより、TE TE間及びTM-TM間の結合を低く抑え、主にTE-TM間の結合を実現できることが判明した。これらの結果は、後日の基礎実験評価と共に論文発表を行う予定である。　３．斜め回折格子及びマルチモード結合器の作製：周期約350nmの回折格子を作製するために、種々の高解像度フォトレジストを干渉露光に適用すべく検討を行った。現在光源のアルゴンイオンレーザの出力が大きくないため、露光に数分要するものの、良好な回折格子を作製できる見通しが得られた。また、マルチモード結合器の作製検討を行うとともに、斜め回折格子付導波路と集積化し、デバイス評価へと進む予定である。
